ABLESTIK 85-1

Main features

  • Gold-Filled Conductive Die-Attach Adhesive
  • 49 N/mm^2 Shear Strength
  • 1-Hour 150 deg C Cure

Product Description

LOCTITE® ABLESTIK 85-1 is a gold-filled, electrically conductive epoxy adhesive developed for die-attach applications where silver migration is a critical concern. The gold-brown, heat-cured material provides a typical two-day work life at 25°C and guideline cure options of 1 hour at 150°C or 2 hours at 125°C. Typical cured performance includes volume resistivity of ≤0.001 ohm-cm and die shear strength of 49 N/mm² for a 2 × 2 mm gold die bonded to a gold substrate at 25°C. The product is also documented as meeting the requirements of MIL-STD-883, Method 5011.

Key features

  • Gold-filled conductive adhesive: Designed for hybrid applications where silver migration is a critical concern.
  • High die shear performance: Typical die shear strength is 49 N/mm² for a 2 × 2 mm gold die on a gold substrate at 25°C.
  • Documented electrical conductivity: Typical cured volume resistivity is ≤0.001 ohm-cm.

Applications / Suitable for

  • Die-attach applications
  • Hybrid electronic assemblies
  • Applications where silver migration is a critical concern
  • Gold-die-to-gold-substrate bonding under the documented test condition

General Properties
Appearance
Appearance at room temperature.
Gold Brown
Chemistry Type
Epoxy
Work life @25°C
Work life is the amount of time we have to work with a material until it is no longer able to be easily worked and applied on a substrate. It is based on the change in viscosity and it can rely on the application requirements.
48 hours
Thermal Properties
Glass Transition Temperature (Tg)
The glass transition temperature for organic adhesives is a temperature region where the polymers change from glassy and brittle to soft and rubbery. Increasing the temperature further continues the softening process as the viscosity drops too. Temperatures between the glass transition temperature and below the decomposition point of the adhesive are the best region for bonding. The glass-transition temperature Tg of a material characterizes the range of temperatures over which this glass transition occurs.

Electrical Properties
Volume Resistivity
Volume resistivity, also called volume resistance, bulk resistance or bulk resistivity is a thickness dependent measurement of the resistivity of a material perpendicular to the plane of the surface.
≤0.001 Ohms⋅cm
